    W8542EP IC-CAP VBIC BJT 模型提取套件包含 VBIC(垂直双极电晶体)双极模型的提取套件。

    VBIC 垂直 BJT 模型由 IC 和 CAD 行业的代表企业专门开发而成,用于替代 SPICE Gummel-Poon 模型。

    对于近期上市的器件而言,它是一种直观且物理结构保持一致的模型,通常可满足 BJT 器件建模的要求。然而,现代器件技术的改进日益要求 BJT 建模技术不断改进。部分技术变革如下:

    • 基宽缩减
    • 器件尺寸变小,器件结构也发生变化
    • 掺杂剖面有所变动
    • 寄生衬底晶体管

    基宽缩减意味着高阶效应更加明显。Gummel-Poon 模型的厄利效应近似法无法精确地表征这些效应。

    器件尺寸的缩小使得寄生重叠电容(Gummel-Poon 模型没有考虑这种效应)变得更加重要。随着基宽缩减,响应的非线性愈加明显。

    掺杂剖面的变动增大了集电极电阻的类饱和效应,而 Gummel-Poon 模型无法考量这一点。

    Gummel-Poon 模型中不包括寄生衬底晶体管。因此,直流和交流建模的精度达不到当前器件的要求。

    为解决上述问题,IC 和 CAD 行业的代表企业共同为半导体行业研发出改进的标准 BJT 模型,即 VBIC 模型。该模型现可投入使用,并将随着未来的改进而不断发展。

    VBIC 包括考虑到厄利效应(输出电导)、衬底电流、类饱和效应以及不同温度下特性的改进建模,根据这些必要信息可以建立当前先进器件的精确模型。然而该模型的定义过于复杂,如果使用默认参数的话,模型将会简化成与 Gummel-Poon 模型尽量接近。

    与 Gummel-Poon 模型相比,VBIC 的优势在于:

    • 厄利效应模型以结耗尽电荷为基础
    • 经过修正的类饱和效应 Kull 模型可应用到 Kirk 体系(集电极的高注入效应)
    • 包含寄生衬底晶体管
    • 改进的单个结电容模型适用于全部三个结电容
    • 改进的静态温标
    • 对分布式基极和发射极交流与直流聚集进行一阶建模
    • 整体改进的高级电荷扩散电容建模(包括类饱和电荷)
    • 包含寄生重叠电容
    • 包含基极集电结的初始弱雪崩电流
    • 等式的高阶连续性(无限)
    • 类似于 Gummel-Poon 模型的噪声模型,包含散射分量、热分量和 1/f 分量
    • 代码中包括已定义的自热模型(带有挂钩):自热模型将在今后的 VBIC 版本中提供

    W8542EP IC-CAP VBIC BJT 模型提取套件假定被测器件是使用 P 型衬底制造的垂直双极 NPN 晶体管。
